PROJECT TITLE :

Compact BJT-Based Thermal Sensor for Processor Applications in a 14 nm tri-Gate CMOS Process

ABSTRACT:

Compact thermal sensors (< zero.02 mm 2 ) are necessary for measuring thermal gradients in microprocessors and can directly affect the processors performance and power management. In this paper, the first fourteen nm thermal sensor is reported. This sensor was fabricated in Intel's 14 nm method, and is one amongst the first analog circuits reported during this technology. It has an space of 0.0087 mm two , can sense at a speed > 50 kS/sec, consumes one.1 mW with a resolution of zero.5 °C, and has a resolution FOM of 5.seven nJ $ast $ C 2 . It's terribly shut to this BJT sensor state-of-the-art in its size, while being a lot of faster and having a a lot of higher FOM than any of the compact BJT sensors.
