Variable Inductors in CMOS for Millimeter-Wave Applications


Transformer-primarily based variable inductors usable up to $sim$77 GHz are demonstrated. Measured inductance of two variable inductors will be tuned from fifty six.5 to sixty seven pH and from fifty five.7 to 61.nine pH at 77 GHz. The bandwidth $Q$ is bigger than 10 at 77 GHz. This can be above that of typical $Q$ of $sim$four for MOS varactors which is an alternate tunable component. This indicates that variable inductors with useful tuning vary and sufficiently high $Q$ can be realized in CMOS for use in millimeter-wave circuits.
